Thermo-Mechanical Fatigue Life Analysis of Flip Chip Package


To predict the fatigue life and Mechanical Integrity of flip-chip packages under cyclic
thermal loading conditions and also to understand the effects of processing issues of a flip
chip package like improper under fills, voids, contaminations, flux residues and their
impact on the flip chip ‘s life cycle under clean and non-clean conditions.

Design study of a Fuel Cell Powered Unmanned Aerial vehicle


A Design study was performed to assess the possibilities of having a fuel cell powered un-
manned small scale aircraft. An optimization study including various parameters like
performance, weight, aerodynamic design, strength to weight ratio and types of fuel cells
available was performed based on design requirements.

Plastic Mold designing for manufacturing the Prototype of Air Plane’s


Propeller wing
Designed and manufactured a plastic part for the prototype of an air plane (Toy) propeller
wing using plastic Injection molding machine. Learned about the multi-disciplinary issues
of plastics injection molding along with plastics material properties through various
experimentation and testing methods like Impact testing, Hardness testing, Rheometry,
Thermal, tensile and other durability testing. Acquired practical Knowledge on mold flow
issues, molding defects, types of molding, parametric studies of plastic materials and cost
analysis. Tools used: Catia v5, Master-Cam x2, CNC machine.
