alling and void formation during reactivity and interdiffusion between metallic
alloys and substrates, electrical failure of contact probe pins and Sn whisker f
ormation in Sn thin film; In-depth experience in electronic assembly, mechanical
tests such as shear test and fatigue test in electronics packaging, failure ana
lysis and material characterization and thermal analysis; In-depth experience wi

ormation (ongoing)

on the formation of intermetallic compounds (IMCs) at the interfaces between Pb
free solders and common pad finishes
* Quantified low temperature reactions between lead-free solders and Au/Ni subst

* Identified the process parameters which control the spalling of IMCs at the SA
